In order to design hybrid CMOS / Magnetic integrated circuits, a compact model of each device is absolutely mandatory. Thus, Spintec's design team has developed a compact model for the Spin Orbit Torque Magnetic Tunnel Junction (SOT-MTJ) in Verilog-A language, in order to be compatible with all the industrial electrical simulators. This model is composed of 2 modules:

  1. the LLG module that gives the magnetization dynamics based on LLG equations
  2. the TMR modules that gives the resistance value and variations depending on the SOT-MTJ magnetic state.

Runtime simulations showed this implementation is 5x to 7x faster than standard behavioral model. This compact model has been validated and qualified with micro magnetic simulations and has been widely used for the design on the memory demonstrator.
